Qorvo introduces the new QPM2637 GaN MMIC front-end module (FEM) designed specifically for X-band radar applications in the 9 – 10.5 GHz frequency range. Combining a T/R switch, low-noise amplifier, and a power amplifier, this device delivers a small signal gain of 33 dB, delivers 3 W of saturated power, and 21 dB of large signal gain.
The QPM2637 FEM is fabricated on Qorvo’s QGaN25 0.25 µm GaN-on-SiC process and is housed in a 5 x 5 QFN surface mount package with over-mold encapsulant, coupled with a thermal conductivity die-attach process. Its compact size supports tight lattice spacing requirements needed for X-Band phased array radar applications.
