  1. 9.2 – 9.7 GHz GaN RF IMFET: QPD9300

    Qorvo offers the QPD9300 30 W (P3dB) internally matched discrete GaN on SiC HEMT operating from 9.2 to 9.7 GHz and a 28 V supply rail. The device is fully matched to 50 Ω in an industry standard air cavity package and is ideally suited for military and civilian radar and can support pulsed and linear operations.

  2. High-Power Switch LNA Module: QPB9314

    Qorvo offers the QPB9314 highly integrated front-end module with operation in the 2.3 – 2.7 GHz frequency range ideally suited for TDD base station, wireless infrastructure, and macro or picocell base station applications. This LNA module integrates RF functional blocks such as a pin-diode based high power switch along with two LNA stages.

  3. 5G Fixed Wireless Access

    Fixed Wireless Access (FWA) is one of the early planned use cases for 5G deployment, offering a new wireless alternative for providing broadband to homes and businesses.  Because this requires very high bandwidth, many solutions for FWA consider use of new millimeter wave bands. This poses challenges for coverage, including increased path loss, weaker penetration through walls into the interiors of structures, and greater effects from shadowing of structures and trees on the outdoor propagation.

    With a tremendous increase in the number of connected devices and mobile data demand predicted over the next decade, the wireless communications industry is exploring new technologies to accommodate 5G wireless data systems, including MIMO (multiple-input, multiple-output) technology and millimeter wave frequency bands.  One of the more complex environments for these technologies are urban small cells, where the prevalence of multipath and non-line-of-sight conditions leads to many challenges, particularly at higher frequencies.

  6. 5 – 6 GHz, 60 Watt GaN Power Amplifier: QPA2308

    The QPA2308 is Qorvo’s MMIC power amplifier operating from 5.0 – 6.0 GHz for C-band radar and satellite communications applications. Fabricated on Qorvo’s production 0.25 um GaN on SiC process, the amplifier produces greater than 60 W of saturated output power and greater than 21 dB of large-signal gain while achieving greater than 43% power-added efficiency.

  7. 32 – 38 GHz, 5 Watt GaN Amplifier: TGA2224

    Qorvo offers the TGA2224 wideband power amplifier MMIC covering the 32-38 GHz frequency range for radar, SatCom, EW, space, and point-to-point communications applications. Fabricated on Qorvo’s production 0.15 um GaN on SiC process, the TGA2224 provides greater than 37 dBm (5 W) of saturated output power and 16 dB of large-signal gain while achieving > 20% power-added efficiency.

  8. Front End Module For Wi-Fi 5 (802.11ac) Systems: QPF4219

    Qorvo offers the QPF4219 integrated front end module (FEM) for Wi-Fi 5 (802.11ac) systems. The QPF4219 integrates a 2.4 GHz power amplifier (PA), regulator, single pole two throw switch (SP2T), bypassable low noise amplifier (LNA) and DC power detector into a single device. With a compact form factor and integrated matching, this module minimizes the layout area required for its application.
