500 W GaN RF IMFET: QPD1003 Datasheet

The QPD1003 is a 500 W, internally matched discrete GaN on SiC HEMT operating in the 1.2 to 1.4 GHz range. The IMFET features power output of 540 W at 1.3 GHz, comes in a standard air cavity package, is ROHS compliant, and is ideal for civilian and military radar applications.
