Richardson RFPD Announces Availability Of Wolfspeed's New 1200 V, 450 A Silicon Carbide Module

300 kW high-performance three-phase reference design also available

Richardson RFPD, Inc. announced recently the availability and full design support capabilities for a new silicon carbide module from Wolfspeed, a Cree Company.

Wolfspeed developed the XM3 power module platform to maximize the benefits of SiC, while keeping the module and system design robust, simple and cost-effective. With half the weight and volume of a standard 62 mm module, Wolfspeed’s CAB450M12XM3 maximizes power density while minimizing loop inductance and enabling simple power bussing. The CAB450M12XM3 is the first part to be launched in the XM3 module platform, with additional offerings to be released in the future.

The new module’s SiC-optimized packaging enables 175°C continuous junction operation, with a high-reliability silicon nitride (Si3N4) power substrate to ensure mechanical robustness under extreme conditions.

The CAB450M12XM3 is ideal for demanding applications such as EV chargers, UPS and traction drives.

Additional key features of the CAB450M12XM3 include:

  • Module size: 80 mm x 53 mm x 19 mm
  • Configuration: Half-bridge
  • Blocking voltage: 1200 V
  • Current rating: 450 A
  • Low inductance (6.7 nH) design
  • Implements conduction-optimized third-generation MOSFET technology

A 300 kW high-performance, three-phase inverter reference design is also available to support laboratory system level evaluation. The CRD300DA12E-XM3 includes three of the new CAB450M12XM3 modules, as well as three CGD12HBXMP gate drivers.
