High-Power Shunt PIN Diodes For T/R Switch And Attenuator Applications

Skyworks introduces the SMP1331-085LF and SMP1331-087LF as the new high-power, surface mount, series connected PIN diodes that are designed for high-power, high-volume, large signal switch and attenuator applications with frequency ranges from 10 MHz to more than 6 GHz.

These new power shunt PIN diodes feature typical resistance of 0.5 Ω at 100 mA, typical capacitance of 0.35 pF at 30 V, and nominal 30 µm I-region widths. These devices are housed in low profile, ultra-miniature quad-flat no-lead (QFN) 2 x 2 x 1 mm packages, are compliant with all applicable legislation, and are halogen-free.

SMP1331-085LF Features:

  • Low thermal resistance: 28°C/W
  • Dissipation power rating: 2.5 W
  • Suitable for 50 W continuous wave T/R switches
  • 3-pin QFN package

SMP1331-087LF Features:

  • Low thermal resistance: 26°C/W
  • Dissipation power rating: 0.75 W
  • Suitable for up to 45 W continuous wave T/R switches
  • 2-pin QFN package
